Introduction

The XT25Q64F is a 64Mb serial NOR flash memory operating at 1.8V, supporting Standard, Dual I/O, Quad I/O SPI, and Double Transfer Rate read modes. The device features a flexible architecture with 4KB sectors and 32KB or 64KB blocks. It supports SFDP (Serial Flash Discoverable Parameters) and includes advanced security features such as 3×1024-byte security registers with one-time programmable locks and a 128-bit identifier. Software and hardware write protection are provided, with support for erase/program suspend and resume operations. Typical deep power-down current is 0.6μA, with a single supply voltage range of 1.7V to 2.0V. Under typical conditions, the device endures a minimum of 100,000 program/erase cycles with a typical data retention of 20 years. XIP operation is supported, enabling high-speed reads to reduce instruction fetch time, along with continuous read mode with 8/16/32/64-byte wrap. The industrial temperature range is -40°C to +85°C, and the industrial-plus grade extends to -40°C to +105°C. Fast read clock frequency reaches up to 133MHz; Dual I/O data transfer rate up to 266Mbps; Quad I/O data transfer rate up to 532Mbps; QPI mode data transfer rate up to 416Mbps; DTR Quad I/O data transfer rate up to 832Mbps. Typical page program time is 1.3ms, typical sector erase time is 35ms, typical block erase time is 0.1s/0.15s, and typical chip erase time is 21s.
